Solder voids are microscopic air bubbles trapped inside the structural solder ball joints during the reflow oven cycle. If total voiding exceeds 25% of the sphere cross-sectional area, the joint’s mechanical and thermal conductivity performance degrades rapidly, leading to micro-cracking under mechanical vibrations.
